Abstract
We have demonstrated a 1.3 μm DFB laser with a threshold current of 20 mA and a slope efficiency of over 0.25 W/A for high-power and free-space communication. Even under high-temperature conditions, it can still maintain outstanding single-mode characteristics. We also systematically compare the degree of the wavelength shift at different temperatures and injected currents. At the same time, we observed that the microwave responses are different with the lasing condition is switching between the DFB and Fabry-Perot (FP) mode. © 2021 IEEE.
