Abstract
A wideband active quasi-circulator applied for Ka-band is proposed using the 90-nm CMOS process. The proposed active quasi-circulator demonstrates wideband Tx-to-Rx isolation based on the phase cancellation method. In the frequency range of 20-25 GHz, the maximum Tx-to-Antenna and Antenna-to-Rx gains are 0 dB and 7.3 dB, respectively. The Tx, Antenna, and Rx port return losses are better than 13, 15 dB, and 13 dB, respectively. The Tx-to-Rx isolation exceeds 30 dB in a wide bandwidth. The measured Tx OP1dB is 8.7 dBm, and the lowest NF of the Rx is 10.5 dB. The chip size is 0.693 mm × 1.077 mm.
