Abstract
A broadband envelope detector implemented in 65-nm CMOS process is proposed in this brief. The travelling-wave topology is used for broadband design. A novel structure is presented to achieve wide RF bandwidth and video bandwidth (VBW) of this detector. A 1490-mV/mW maximum responsivity is measured at 300 GHz. The measured VBW of the proposed detector is 5.5 GHz. This circuit exhibits a very wide RF fractional bandwidth (164%) among the detectors covering up to 300 GHz.
