A 22.6-28.3-GHz LNA with 22.1-dB Gain and 1.94-dB Noise Figure Using 90-nm CMOS Technology

Abstract
A K/Ka-band low-noise amplifier (LNA) is designed and implemented in 90-nm CMOS technology for 5G new radio applications. The proposed LNA is designed using a current-reused technique to reduce power consumption while providing gain. Body-floating technique is employed to reduce the noise figure and power consumption. From the measurement results, the proposed LNA achieves a small-signal gain of 22.1 dB at 25.2 GHz, a 3-dB bandwidth of 5.7 GHz ranging from 22.6 to 28.3 GHz, a minimum noise figure of 1.94 dB at 28.1 GHz, and an average noise figure of 2.18 dB for 22.6 to 28.3 GHz with 6.7-mW power consumption. The measured IP1dB is -26 dBm and IIP3 is - 12.3 dBm. To the best of the authors' knowledge, this LNA demonstrates the lowest noise figure among published K/Ka-band LNAs.
