Abstract
本研究成功地合成出光可聚合性藍色染料,並將此染料與壓克力樹脂、光起始劑、平坦劑與溶劑均勻混合後,可製備出藍色染料之光阻劑。 利用染料B35(1,4-Bis(butylamino)anthraquinone)上的二級胺(-NH)官能基與GMA(Glycidyl methacrylate)上的環氧基(-Epoxy)進行反應,可得光聚合性藍色染料。利用二異氰酸異佛爾酮(IPDI) 的異氰酸基(-NCO)與羥乙基丙稀酸酯(HEA)的羥基先行反應形成帶有一當量的異氰酸基前置物後,再將其與Epoxy acrylate側鏈上的羥基(-OH)反應,形成具有四個官能基之壓克力樹脂。 光聚合性藍色染料、壓克力官能基樹脂、平坦劑、溶劑和光起始劑,可組成藍色染料光阻劑,以微影製程在不同的光罩下,可得不同的圖案。在本研究中藉由改變藍色染料光阻劑的配方、比例以及曝後烤溫度…等,可以完整地探討對於光阻劑曝光後薄膜膜的色彩度、耐熱性、抗溶劑性以及耐酸鹼性的影響。
In this study, the design and synthesis of novel photo-resist dye and color-filter material has been completely investigated. At first, the secondary amine group (-NH) of the blue dye B35 was reacted with the epoxy group of GMA to form the UV-curable blue dye. In the second part, the isocynate group of IPDI was reacted with the hydroxyl group of epoxy acrylate resin to form a prepolymer. After that, a UV-curable resin contained four vinyl groups can be obtained by reacting the surplus isocynate group of above mentioned prepolymer with the hydroxyl group of HEA. The novel dye photo-resist can be obtained by blending with the UV-curable blue dye, multi-functional UV-curable resin, leveling agent, solvent and photo-initiator. By undergoing the lithography technology and utilizing different mask, variety line widths and patterns can be designed and developed. The chemical and physical properties were thoroughly investigated and discussed by adjusting different parameter and the post-baking temperature. It was found that the properties including the appearance color, thermal stability and resistance to acid or base of the color filter material changed dramatically and depended on different parameters greatly.
