2014-11-012024-05-17https://scholars.lib.ntu.edu.tw/handle/123456789/691572摘要:本計畫開發高功率模組封裝之新型高可靠度銀合金線,並以電動車 IGBT 功率模組為驗證載具,以取代傳統鋁線、鋁帶或銅線,產品及技術更可擴展至風力發電及工業馬達應用,對能源、運輸及機械產業均有關鍵性影響。計畫分二年進行:第一年針對此新型高可靠度銀合金線的合金設計、真空熔煉、連續鑄造、抽線、退火及表面處理等技術開發,此工作並將延續至第二年;第二年研究重點在於所開發銀合金線在電動車功率模組的打線接合及封裝產品驗證。<br> Abstract: The innovative Ag-alloy bonding wires with high reliability will be developed for the application in high power module of electrical vehicle to substitute the traditional Al wire, Al ribbon or Cu wire. The product can also be applied for the other car electronics, wind generator and motor control, which has key influence for the energy, transportation and mechanical industries. The project will be divided into two years plans. The research in the first year is focused on the alloy design, vacuum melting , continuous casting, drawing , annealing and surface treatment.
