A 2.5-31-GHz high gain LNA in 0.15-μm GaAs pHEMT for radio astronomical application

Abstract
This paper presents a high gain, ultra-wideband low noise amplifier (LNA) with extremely low gain variation in 0.15-μm GaAs pHEMT process for next generation radio astronomical receiver. With RLC feedback technique, the LNA possesses 32.7-dB average gain from 2.5 to 31 GHz and 33.5-dB peak of gain at 10 GHz. Meanwhile, a 0.63-dB gain variation is also measured from 2.85 to 29 GHz. The measurement shows an average noise figure of 1.6 dB from 2.5 to 31 GHz with 60 mW dc power consumption.
