Abstract
A balanced frequency doubler using GaAs 2-µm HBT technology has been demonstrated in this paper. Based on the cascode configuration and balanced structure, the doubler presented a conversion gain of 6.1 dB, and suppressed fundamental signals more than 23 dB at 31 GHz output frequency under 5-dBm input drive. Moreover, a voltage source is also designed in this doubler to desensitize the effect of bias voltage.
