Abstract
In this paper, we propose an efficiency enhanced CMOS power amplifier (PA) at 28 GHz. This work is the first time using the cross-couple pair (CCP) to be the gm compensation technique to improve AM-AM distortion at the power stage. In addition, we also use the linearizer and adaptive bias to extend the linear power region and increase back-off efficiency. In order to improved PAE in wide input power range, the adaptive bias, linearizer, and gm-compensation are used for low/medium/high power regions, respectively. The peak gain is 22.72 dB and 3-dB bandwidth is 5.7 GHz. At P1dB, the measured output power and PAE are 16.73 dBm and 21.37 %. The measured Psat and peak PAE are 17.68 dBm and 23.56 %. The measured back-off 6 dB PAE is 10.8 %. The total dc power consumption is only 97 mW for 1.2 V supply voltage. To our best knowledge, this PA has higher gain, better back-off PAE, and outstanding FoM. ? 2021 EuMA.
